S波段6位高性能数字移相器

摘要: 采用0.25 μm砷化镓(GaAs)赝配高电子迁移率晶体管(PHEMT)工艺,设计了一款2.3~3.8 GHz频段的低插入损耗、高精度、小尺寸且集成数字驱动器的6位数字移相器。移相器中的6个移相单元按45°/90°/5.625°/11.25°/180°/22.5°的顺序级联。为了改善移相精度和抑制级联散射,进一步优化了移相单元的电路设计。在2.3~3.8 GHz频率范围内,数字移相器的相位均方根误差最大值为4°,输入输出电压驻波比小于1.4,插入损耗小于4 dB,各状态的幅度波动小于0.8 dB,芯片尺寸为2.44 mm×1.52 mm。

Abstract: A 6-bit digital phase shifter of 2.3-3.8 GHz based on 0.25 μm gallium arsenide (GaAs) pseudomorphic high electron mobility transistor (PHEMT) technology is presented. This phase shifter, integrated with a digital driver, has low insertion loss, high precision and small size. Six phase shifting elements are cascaded by 45°/90°/5.625°/11.25°/180°/22.5°. To improve the phase shifting precision and restrain the series scatter, the circuit designs of phase shifting elements are further refined. Over the design band of 2.3-3.8 GHz, the maximum root mean square phase error is 4°. The input and output voltage standing wave ratio is less than 1.4. The insertion loss is less than 4 dB. The amplitude fluctuation of each state is less than 0.8 dB. The chip size is 2.44 mm×1.52 mm.
