Effects of Different Kinds of Alumina on Thermal Conductivity of Hydrocarbon Resin Copper Clad Laminates

摘要: 氧化铝是一种性能优异的导热填料,通常将氧化铝与其他陶瓷填料复配,加入到碳氢复合树脂中制备出具有高导热系数的碳氢树脂覆铜板。研究发现,碳氢树脂高频覆铜板的导热性能主要取决于氧化铝的粒径和颗粒形状。在氧化铝添加量不变的情况下,D50粒径为5 μm的角形氧化铝导热效果优于D50粒径为10 μm的球形的氧化铝。通过添加同等比例球形氧化铝及角形氧化铝并进行复配,得到的碳氢复合物具有最优的导热系数[0.73 W/(m·K)],且具有较低的介质损耗(0.0038)和极低的吸水率(0.065%)。

Abstract: Alumina is a thermally conductive filler with excellent performance. Usually, aluminum oxide is mixed with other ceramic fillers and added into hydrocarbon composite resin to prepare hydrocarbon resin copper clad plate with high thermal conductivity. It is found that the thermal conductivity of hydrocarbon high-frequency copper clad laminates mainly depends on the particle size and particle shape of alumina. In the case of the same amount of alumina, the thermal conductivity of angular alumina with D50 particle size 5μm is better than that of spherical alumina with D50 particle size 10μm.Through the mixture of spherical alumina and angular alumina in equal proportion, the hydrocarbon composite obtained had the best thermal conductivity [0.73 W/(m·K)], low dielectric loss (0.0038) and extremely low water absorption (0.065%).
