掩模可制造性规则检查的研究

摘要: 掩模可制造性规则检查(Manufacturing Rule Check, MRC),指在完成掩模数据处理后对最终制版图形进行一次规则检查,按设定的制造规则抓出不符合制造规范的图形。数据处理人员需要对抓出的图形进行人工筛选后告知客户。通常由于抓取出的图形种类多、数量多,MRC运行与人工筛选会花费大量时间。对可制造性规则检查的参数设置进行研究,通过参数设置的变化对MRC图形抓取和运行时间的影响进行比较试验,验证了可以利用参数设置减少MRC运行时间与抓取图形的数量。并且通过对加完修正参数之后图形效果的实验研究,验证毛刺等MRC图形在版上未产生实际图形效果,可以忽略。最终达到MRC检查运行与筛选整体时效性的提升。

Abstract: Manufacturing rule check (MRC), it refers to a rule check on the final plate making graphics after the mask data processing, and the graphics that do not meet the manufacturing specifications are caught according to the set manufacturing rules. Data processing personnel need to manually screen the captured graphics and then provide the related information to customers. Usually, due to the large number of graphics, MRC operation and manual screening will take a lot of time. The parameter setting of manufacturability rule checking is studied, through the comparative experiment of the influence of parameter setting on MRC graph capture and running time, it is verified that parameter setting can reduce MRC running time and the number of captured graphs. And through the experimental research on the graph effect after adding the modified parameters, it is verified that the burr and other MRC graphs do not produce real effect graphic effect, which can be ignored. Finally, the overall timeliness of MRC inspection operation and screening can be improved.
