基于0.15 μm GaAs工艺的高阻带抑制低通滤波器设计*

Design of a Low-Pass Filter with High Stopband Rejection Based on 0.15 μm GaAs Process

摘要: 射频低通滤波器是射频电路的重要组件之一,它基于电感和电容的特性,具有阻止高频信号而通过低频信号的作用。基于GaAs集成无源器件技术,使用ADS仿真软件,在滤波器设计中的特定位置使用不同品质因数(Q值)的电感,最终设计实现了一款性能优良的高阻带抑制低通滤波器。测试结果表明,在通带DC~17 GHz内,滤波器插入损耗≤2.28 dB,回波损耗≥14.5 dB,其带外抑制在22 GHz处达到23 dB,在26~50 GHz处≥43 dB,芯片尺寸为1.4 mm×0.55 mm×0.1 mm,该滤波器性能优异。

Abstract: Radio frequency low-pass filter is one of the important components of radio frequency circuits, which is based on the characteristics of inductors and capacitors, and has the role of preventing high-frequency signals and passing low-frequency signals. Based on GaAs integrated passive device technology, a low-pass filter with high stopband rejection is ultimately designed and realized by using ADS simulation software and using inductors with different quality factors (Q values) at specific locations in the filter design. The test results show that in the passband of DC-17 GHz, the insertion loss of the filter ≤ 2.28 dB and the return loss ≥ 14.5 dB, the out-of-band rejection reaches 23 dB at 22 GHz and ≥ 43 dB at 26-50 GHz, and the size of the chip is 1.4 mm×0.55 mm×0.1 mm. The performance of this filter is excellent.
