电荷积累造成铜损伤缺陷的机理研究

摘要: 低介电常数材质的引入在提升电子器件性能的同时,也对制造工艺中的缺陷管理提出了严峻挑战,一些微观缺陷有可能造成晶圆上电子器件功能的丧失,甚至整片晶圆报废。尽管目前业界对制造工艺中的电荷管理已经日益成熟,但仍有因电荷积累问题导致的缺陷发生。围绕化学气相沉积低介电常数介质膜制造工艺中的电荷积累问题,通过设计实验并借助失效分析手段,验证低介电常数介质膜制造工艺中产生的电荷积累使后道工艺金属层出现铜损伤缺陷的失效模型,发现主要原因为低介电常数介质膜制造工艺后,电荷积累在干法刻蚀至湿法清洗工艺之间未得到充分释放。基于相关实验的研究结果,提出消除铜损伤缺陷的解决方案,实现良率提升,避免晶圆大面积报废,保持产线量产稳定。

Abstract: The introduction of low-dielectric-constant materials improves electronic device performance, yet poses a serious challenge to defect management in manufacturing processes. Some microscopic defects may cause the loss of electronic device functions on the wafer, and even the entire wafer may be scrapped. Although the industry has made significant progress in charge management during the manufacturing process, defects caused by charge accumulation still occur. Focusing on the issue of charge accumulation in the manufacturing process of chemical vapor deposition low-dielectric-constant dielectric films, experiments and failure analysis are designed to verify a failure model in which charge accumulation generated during the fabrication of low-dielectric-constant dielectric films causes copper damage defects in the metal layers of subsequent processes. The main reason is that after the manufacturing process of the low dielectric constant film, the charge accumulation is not fully released between the dry etching and wet cleaning processes. Based on the research results of the related experiments, a solution to eliminate defects is proposed, ultimately achieving yield improvement, avoiding large-scale wafer scrap, and maintaining stable mass production on the production line.
